Hanmi Semiconductor, a South Korean semiconductor equipment manufacturer, recently announced that it has signed an equipment purchase order with TerraFab, the AI semiconductor manufacturing project led by Elon Musk, and will supply advanced packaging equipment for AI system-on-chip production. The two sides are also holding in-depth discussions on introducing thermal compression bonding (TC bonding) equipment required for high-bandwidth memory (HBM) production.

TerraFab is not an ordinary wafer fab, but a giant AI semiconductor manufacturing base jointly planned by Tesla and SpaceX, located in Grimes County, Texas, USA. The project's total investment is expected to reach as high as US$119 billion, with US$16.8 billion already confirmed for the first phase. It is planned to cover more than 100 million square feet and target production around 2029. Unlike conventional foundry models, TerraFab integrates logic chips, memory, advanced packaging, and testing into the same campus, forming a vertical closed loop from wafer to finished product. The chips produced will be directly supplied to Tesla Optimus robots, Cybercab autonomous driving fleets, and SpaceX's space data centers.

In HBM and advanced packaging, thermal compression bonding is a key process that determines chip stacking precision and heat dissipation performance. Hanmi Semiconductor has previously successfully delivered its third-generation ultra-precision TC Bonder, "GRIFFIN," to leading global customers, with the capability to significantly improve HBM chip stacking productivity and precision. This entry into TerraFab's supply chain marks that Hanmi Semiconductor's equipment technology has gained recognition from a top global AI project.
